These strict clearances prevent traces from routing between adjacent pads on the outer layer, forcing the use of microvias to route signals directly down into the inner layers of the board.
Assembly Challenge
Precision printing of solder paste represents a major obstacle during high-speed board assembly operations. Small aperture sizes required for a fine pitch array increase the risk of insufficient solder volume and bridge formation. Assemblers utilize laser-cut stencils with specialized coatings to improve paste release and maintain consistent deposition across the entire contact pattern.
Solder Joint
Mechanical reliability of the individual connections depends on the thickness of the intermetallic compound layer formed during reflow soldering. Because the small volume of solder in a fine pitch array leads to rapid alloy consumption, the resulting joint can become brittle under mechanical stress or vibration. Engineers apply specialized underfill materials to distribute mechanical strain across the package body rather than leaving the small joint to bear the load alone.
This underfill layer encapsulates the connections, sealing out moisture and reducing the likelihood of fatigue failures during thermal cycles. High-reliability applications also mandate automated optical inspection to verify the coplanarity of each connection before the device proceeds to final testing.
