Meaning
Silicon wafer electrical metrics represent the true impedance presented to high-frequency signals after accounting for surface oxide charges and interface state effects. The effective substrate resistivity determines the magnitude of parasitic energy dissipation within the bulk semiconductor material. This metric is applicable exclusively to silicon-on-insulator and bulk silicon technologies utilized in high-frequency circuit design.
RF Loss
Electromagnetic wave propagation along transmission lines suffers attenuation due to substrate conduction. A high effective substrate resistivity minimizes these dielectric losses to conserve transceive signal power. Design margins improve when transmission line attenuation is kept low.
Substrate Characterization
Coplanar waveguide test structures are used to measure the attenuation and phase constants across a wide frequency range. Extracting the effective substrate resistivity from these measurements allows accurate modeling of the substrate before fabricating complex circuitry. This extraction is critical for comparing wafers from different semiconductor foundries.
Linearity Enhancement
Parasitic semiconductor junctions near the surface can generate harmonic signals when exposed to strong electromagnetic fields. Optimizing the effective substrate resistivity reduces the carrier mobility in these regions to prevent nonlinear distortion. This suppression is necessary to meet the strict spectral mask requirements of modern wireless communication standards.
Incorporating a trap-rich layer on top of the substrate further stabilizes this resistivity against temperature variations and high voltage swings.
